You'll have to provide more information. At this point, almost any camera qualifies as an upgrade to a 10 yr old 12 mp digital camera.

An alternate, less expensive choice the D 7200, lightly used. Bought one and it has been a wonderful supplement to my FX cameras.

The D500 is the next step up and quite possibly the best DX (APS-C) DSLR on the market of any brand.
I borrowed one from Nikon through NPS and was amazed!
Hated sending it back.
Pretty much the same button layout as the D300s.

One thing some people see as a drawback is lack of a pop-up flash. (Not an issue for me.)
If you need that feature, the D7200 or 7500 would be the next closest replacement.
Button layout is different than the D300, but they feel great in the hands and build quality is very, very good.

Both lines have in-body focus motors for older lenses but of course use the newer ones as well.
Can’t go wrong with either one.

Gene51 was correct. That camera is 10 years old.Two years younger than the D300. Do either of these cameras have the internal body focus motor?

They both do. As did the D200.

If you have been using your D300s for any length of time, my suggestion is that you should be cautious about any choice other than the D500. The D300s uses the professional control interface, which provides direct access to important controls and adjustments which will likely require working through the menu system to change on a consumer level camera. The menus of the D500 are very much like those of the D300s for those times that you do need to access them.

Do not be concerned about the lack of a pop-up flash. I thought it was going to be a big deal, but it's not. The vastly improved ISO capability of the D500 almost eliminates the need for any small flash. I did buy a SB-400 to have available 'just in case.'

It continues to be surprising to me that so many people here recommend that folks who have been shooting professional Nikons move backwards to consumer models. I tried it a few years ago when I bought a D610 as my first full frame camera. (I was shooting a D300 at the time.) That experiment lasted for about a week.
